Does anyone have any experience with MMICs that are large and have 3:1 aspect ratio? Like 3x9mm, on 100um GaAs? I thnink it might be OK if epoxied down, but soldered might cause some expansion mismatch issues...

Thanks for any advice

Just over 2:1 AR, but not that large.

Even with epoxy I think you'll need to be careful about the type and cure schedule, and how that fits with the application environment.

Can you get some non-functioning samples from the vendor for process development?

Thanks for chiming in, Dave. This is a new design, has not been processed yet. It is going to be mounted on the surface of a PWB. I can't help thinking it could crack...

Any chance it can be pre-bonded to a CuMo carrier?

I assume someone's checked the CTEs of everything in the PWB stackup...
