Heterojunction bipolar transistors are the other white meat of microwave transistor design (the first one being FETs).

Herb Kroemer's semiconductor work from the 1950s proposed what are now called hetero-structures, which made the HBT possible. Dr. Kroemer earned the Nobel peace prize in 2000, and he's also a Microwaves101 Hall-of-Famer!
